With silicon-based complementary- metal-oxide-semiconductor (CMOS) technologies, the digital circuitries and the RF front-end can be implemented monolithically as a single system-on-chip (SoC). In such scenario, advanced fully depleted silicon-on-insulator (FDSOI) technology has emerged as a potential candidate to meet the market demand. In particular, the industry's 22-nm FDSOI technology has been continuously matured in accordance with the development roadmap for 5G mm-wave applications. Research in transistor device modeling is of high importance to support the technology development process. Moreover, a large-signal model that accurately captures and reflects the transistor's nonlinear behaviour is essential for circuit design and reliability analysis. Hence, this thesis deals with measurement-based approach, i.e., empirical modeling, to develop a suitable large-signal model for the mm-wave transistors in 22-nm FDSOI technology platform. A versatile and efficient large-signal model based on the Angelov (Chalmers) model is proposed in this work. Besides, artificial neural network (ANN) is utilized to model the gate charge of the transistors. Moreover, the systematic modeling procedure addresses many important issues to ensure good model-to-hardware correlation. The proposed model is well validated for small-signal operation up to 110 GHz. Furthermore, by means of non- 50-Ω large-signal measurements, the excellent model validity to predict the nonlinear distortions of the FDSOI transistors is also comprehensively demonstrated. Finally, to evaluate the model applicability in RF circuit design, the proposed model is implemented in a commercial circuit simulator for the design of a wideband 22-nm FDSOI power amplifier.}, subject = {mm-wave; 22-nm; FDSOI; CMOS; ANN; Large-signal model; KNN; Großsignalmodell; mm-Wellen; Modellierung; Großsignalverhalten; Transistor; SOI-Technik; CMOS-Schaltung; Milimeterwelle; 5G}, language = {en} } @misc{OPUS4-6773, title = {Amtliches Mitteilungsblatt der BTU Cottbus-Senftenberg, 2024, 30 (29.08.2024)}, doi = {10.26127/BTUOpen-6773}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-67731}, year = {2024}, abstract = {F{\"u}nfte {\"A}nderungssatzung zur Allgemeinen Pr{\"u}fungs- und Studienordnung f{\"u}r Master-Studieng{\"a}nge (RahmenO-MA) Lesefassung: Allgemeine Pr{\"u}fungs- und Studienordnung f{\"u}r Master-Studieng{\"a}nge an der BTU Cottbus-Senftenberg (RahmenO-BA) vom 12. The study highlights the ethical and philosophical implications of transferring responsibilities to vendors, including the potential for reduced autonomy and expertise among sponsor personnel and the risks associated with reliance on vendor-generated data. Focusing on the performativity of speech acts and emotionalized enactments, I employ empirical data examples about commodified and familial care work that reveals how migration and refugeeness are constituted in micro-level face-to-face interactions. Introducing the concepts of doing, undoing and not doing migration/refugeeness, I show different care performances that reproduce, transform or subvert social identities in the interplay of individual agency with the social regulation by institutional, organizational and discursive structures of the national migration, asylum and integration regimes. Throughout the paper, I argue that the social order of migration/refugeeness is biopolitical and postcolonial: drawing on historical images of orientalism, social positions of internal others are constituted and simultaneously subordinated to the majority society. Regulated by biopolitical means of administration and disciplining, social processes of doing of migration/refugeeness generate affective values in the images of internal and external others, who supposedly depend on the care and control of the hegemonic nation. When 'migrant/refugee workers' are used as an effective and economical solution to the increasing labor demand of the nation and when 'refugee families' become a commodity on the national market of public and private social services, the social order of migration/refugeeness materializes in productive values that benefit the nation state.}, subject = {Refugeenes; Migration; Reflexivity; Performativity; Identities; Flucht; Performativit{\"a}t; Identit{\"a}t; Biopolitik; Biopolitik; Fl{\"u}chtlingslager; Identit{\"a}t; Performativit{\"a}t }, language = {en} } @phdthesis{PerezBoschQuesada2024, author = {Perez-Bosch Quesada, Emilio}, title = {In-depth electrical characterization of HfO₂-based memristive devices for their integration in CMOS-compatible neuromorphic systems}, doi = {10.26127/BTUOpen-6781}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-67815}, school = {BTU Cottbus - Senftenberg}, year = {2024}, abstract = {The rapid development of information and communication technologies is reaching critical limits that might compromise the global digitalization progress, one of the main economy pillars nowadays. Among others, limits like the end of Moore's law, derived from miniaturization issues in nano-scale devices; the need for massive data processing parallelization due to the ever-increasing amount of data generated in every single aspect of our daily routine; and the acute increase of the annual electricity consumption in data center due to energy inefficiency in their computational architectures. Therefore, the need for partial or complete migration of current computing paradigms towards more sustainable ones is of paramount importance to bypass these limits. Neuromorphic computing systems inspired by the neural and synaptic activity of the human brain irrupted as an innovative alternative to merge memory and computing units, traditionally separated following the von Neumann architecture. Emerging non-volatile memory technologies, specifically the Resistive Random Access Memory (RRAM) technology, are playing important roles in the development of new computing paradigms due to their outstanding properties, namely, fast switching, high scalability, long state retention and their multilevel-cell capabilities, among others. The later stands out as a key feature to increase memory densities at lower area cost and it lately gathered special interest concerning neuromorphic applications. Due to the uncertainty surrounding the stochastic processes governing the resistive switching of the RRAM technology, here is still scarce number of real RRAM-based hardware implementations. In this work, motivated by the impact of the inherent stochasticity of the RRAM technology on neuromorphic systems' performance, a thorough wafer-scale electrical characterization is carried out over HfO2-based RRAM devices to study their quasistatic response. Their non-idealities are identified, in a way that they could be modelled and potentially mitigated to enhance the memristive devices stability and thus, their performance carrying out multiply-accumulate (MAC) tasks, fundamental operations for the implementation of artificial intelligence (AI) applications. This characterization supports the adaptation of three physics-based compact models and an empirical study of vector-matrix multiplication (VMM) operations performed using real RRAM devices for neuromorphic applications. The impact of the devices' non-idealities on the final operation results is assessed along consecutive VMMs. This work sets the baseline of the quasistatic characterization of IHP's RRAM devices and opens the way towards real ardware neuromorphic systems with such technology.}, subject = {Vector-matrix multiplications,; Neuromorphic computing; RRAM; Non-volatile; Vektor-Matrix-Multiplikationen; RRAM; Neuromorphes Rechnen; Neuromorphing; Neuronales Netz; Resistive RAM}, language = {en} } @techreport{ZinkFritsch2022, author = {Zink, Benita and Fritsch, Manuel}, title = {Braunkohleausstieg in der Lausitz : Volks- und betriebswirtschaftliche Konsequenzen}, doi = {10.26127/BTUOpen-6787}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-67874}, year = {2022}, abstract = {Der geplante Braunkohleausstieg bis 2038 stellt die Lausitz vor große wirtschaftliche Herausforderungen, da die Region stark von der Braunkohleindustrie abh{\"a}ngig ist. Independent Component Analysis (ICA) is commonly used to remove these artifacts. It is standard practice to remove artifactual samples before ICA to improve the decomposition, for example using automatic tools such as the sample rejection option of the AMICA algorithm. However, the effects of movement intensity and the strength of automatic sample rejection on ICA decomposition have not been systematically evaluated. We conducted AMICA decompositions on eight open-access datasets with varying degrees of motion intensity using varying sample rejection criteria. We evaluated decomposition quality using mutual information of the components, the proportion of brain, muscle, and 'other' components, residual variance, and an exemplary signal-to-noise ratio. Within individual studies, increased movement significantly decreased decomposition quality, though this effect was not found across different studies. Cleaning strength significantly improved the decomposition, but the effect was smaller than expected. Our results suggest that the AMICA algorithm is robust even with limited data cleaning. Here, we identify and characterize the genetic factors contributing to the clumpy adhesion of E. coli strain 4972. A total of 622 genes in the transcriptome were differentially expressed in bacteria present in clumps relative to the planktonic bacteria. Seven genes targeted for disruption had variable distribution in different pathotypes and non-pathogenic E. coli, with the pilV and spnT genes being the least frequent or absent from most groups. Deletion (Δ) of five differentially expressed genes, flgH, ffp, pilV, spnT, and yggT, affected motility, adhesion, or antibiotic stress. ΔflgH exhibited 80\% decrease and ΔyggT depicted 184\% increase in adhesion, and upon complementation, adhesion was significantly reduced to 13\%. ΔflgH lost motility and was regenerated when complemented, whereas Δffp had significantly increased motility, and reintroduction of the same gene reduced it to the wild-type level. The clumps produced by Δffp and ΔspnT were more resistant and protected the bacteria, with ΔspnT showing the best clump formation in terms of ampicillin stress protection. Multi-functionality contributes to saving resources by allowing multiple purposes to be served effectively and by allowing adaptation to changing needs. Elastic kinetics are a recent approach to design transformable lightweight structures with a stable transformation process, realized by elastic bending of structural members. Their lightweight and flexible design comes at the cost of increased sensitivity to static and dynamic disturbances. However, most of the current research concentrates on transformation principles instead of on disturbance mitigation. This research focuses on dynamic disturbance mitigation for transformable lightweight structures based on elastic kinetics using active control. The dynamic behavior of such structures is transformation state dependent due to geometric nonlinearities, which is not easily captured by linear time-invariant methods. For this reason, modeling and control design are performed in the linear parameter-varying (LPV) framework. Thereby, two distinct LPV modeling methodologies are investigated, one based on finite element models and another utilizing experimental system identification techniques. Furthermore, LPV control strategies are introduced, which allow to adapt to the varying structural dynamics encountered in elastic kinetics. To validate the efficacy of the modeling and control approaches, a physical demonstrator resembling a segment of an elastic kinetic roof structure is realized within a laboratory environment. This demonstrator structure is used for experimental studies to assess the accuracy and performance of the introduced methods. Utilizing experimental data from the demonstrator structure, a proposed LPV system identification methodology can be applied to derive separate LPV models for the bending and the torsional dynamics of the demonstrator structure. Based on the derived LPV models, a decoupled active vibration control for bending and torsional dynamics by means of an LPV output-feedback is designed. On the one hand, a better broadband infrastructure improved the life quality of households and simplified their everyday routines. On the other hand, companies have benefited from increased employees' productivity and the emergence of new business models that do not depend any more to a large extent on the location of the company. The latter circumstance was expected to be an additional motivating factor for small and medium-sized firms, as with the development of high-speed Internet, they could possibly successfully compete with market leaders; such goals, for example, were voiced in the Digital Agenda 2010 for Europe (European Commission, 2010). Nevertheless, the academic literature lacks evidence linking the improvements of ICTs with entrepreneurship (firm entries) and mostly reveals the state of the art for the developed countries, predominantly for the United States. This dissertation attempts, on the one hand, to cover the existing research gap for Germany as previous studies are based on outdated data from the DSL era, or refer to the firm productivity or economic performance. On the other hand, we try to investigate the experience of less developed countries and hence include two specific cases: one is Palestine (where the recent introduction of 3G connectivity boosted the business activity) and the second is Lithuania (an underperforming EU member with a complex historical background). The main conclusion from this dissertation is that broadband, as a rule, has a statistically positive relation to the number of firm entries, which stays in line with recent studies. Cell proliferation and anti-cancer drug response studies are widely used to evaluate the impact of editing. However, these assays are often time-consuming, expensive and reproducibility is an issue. To overcome this, we developed a fast and cheap assay that combines a fully automated multispectral fluorescence microscopy platform with a nuclei staining and open source software analysis. Here, we generated different LEDGF/p75 model cell lines to validate the effect on proliferation and chemosensitivity. Therefore, a fast protocol for an optimized all-in-one attempt for cytotoxicity screenings and proliferation analysis of adherent cells in a 96-well plate format was established using differential staining with two fluorescent dyes (Hoechst 33342 and propidium iodide) for live/dead cell discrimination. Subsequently, an automated cell nuclei count and analysis was performed using bioimage informatics. With the new established assay technology, up to 50000 cells/well can be detected and analyzed in a 96-well plate, resulting in a fast and accurate verification of viability and proliferation with consistency of 98 \% compared to manual counting. Our screening revealed that LEDGF depletion using CRISPR/Cas9 showed a diminished proliferation and chemosensitivity independent of cell line origin. Moreover, LEDGF depletion caused a significant increase in 𝛾H2AX foci, indicating a substantial increase in DNA double strand breaks. LEDGF/p75 overexpression enhanced proliferation and chemoresistance underlining the role of LEDGF in DNA damage response. Independent of cancer cell type, LEDGF/p75 is a central player in DNA damage repair and is implicated in chemoresistance. Moreover, our automated fluorescence biosensor technology allowed fast and reliable data acquisition without any fixation or additional washing steps. The structural evolution was investigated using XRD and SEM techniques. The mechanical characteristics of the produced alloys, including Vickers hardness and Young's modulus, were measured. In addition, the corrosion tests were performed using the OCP, EIS, and PD methods in Ringer's solution within the independent pH range at 37°C. A ball-on-disc tribometer was used to investigate the tribological behavior of the alloys under various loads and wet conditions using the Ringer solution. It has been verified that Zr content (at. \%) in the alloys had an impact on their morphologies, structural evolution, and mechanical characteristics. According to the morphological analysis, the particle and crystallite size decreases with increasing Zr content. Young's modulus and Vickers hardness show the same tendency. The EIS data demonstrated that a single passive film formed on the alloy surfaces, and the addition of Zr enhanced the corrosion resistance of the passive films. The polarization curves demonstrate that the alloys had low corrosion current densities and large passive areas without the passive films disintegrating. Likewise, the inclusion of Zr resulted in a reduction in the corrosion and passive current density values. All of these results suggested that the titanium alloys exhibit a more noble electrochemical activity caused by Zr. It is therefore of great importance to understand the transport and dispersion process of aerosol particles in such spaces, especially against the background of future pandemics. In this work, we present a Lagrangian-Particle-Tracking experiment to assess the mixed convective flow in a classroom with different ventilation strategies. For this purpose, thermal plumes were created by heated dummies, and a collimated LED light-sheet with ~0.4 m thickness was used for illumination of helium filled soap bubbles (HFSB) acting as passive tracer particles. In this way, the Lagrangian trajectories of the particles were recorded at two approximately 4.2 m × 2.8 m large fields using the novel 2D-Shake-The-Box-Method. As a result, time-resolved trajectories of over 300,000 simultaneously tracked HFSB have been reconstructed, so that both small-scale and large-scale properties of the flow are visualized quantitatively across the entire cross-section of the room. The trajectories show that the thermal plumes create lengthwise circulating vortices, which cannot be destroyed across the entire cross-section of the room by opening or tilting a window. This study aimed to investigate the accumulation of heavy metal on oil palm plantation soil fertilized with palm oil mill effluent POME. The research appraised the extent of contamination in oil palm plantation soil in Ikpoba Okha local government area of Edo state Nigeria. Soil sample were collected from different soil depth ranges 0-15cm, 15-30cm, 30-45cm, 45-60cm and 60-70cm of POME treated soil at five locations (2-6) and the control location 1 within oil palm plantations. The concentrations of the heavy metals (Cu, Mn, Zn, Ni, Pb, Cd, Cr, As, Hg) were analyzed using the atomic absorption spectrometry (AAS). The results show that the application of POME as fertilizer led to increased concentration of heavy metals. Significant difference at (p < 0.05) level in concentration was obtained across the different depths of the treated locations for the metals compared to the background location. However, As and Hg were not significantly different between the POME treated soil and control location. The impacts of POME treatment have greater effects on the concentration of the essential metal (Cu, Mn, Zn, Ni) compare to the non-essential metal (Pb, Cr, Cd, As, Hg). The concentration of the metals was below the permissible limits of regulatory standards. The increase concentration of the essential metal could have potential implications of soil contamination due to accumulation over time. The soil had contamination factor and pollution load index of low to moderate contamination and pollution. The control location 1 had the closest similarity with the location 6. As the concept of unsettled appears to define the contemporary urban experience, this multidisciplinary book investigates the conflicts and possibilities of settling and unsettling through open and speculative analysis. The analytical prism of unsettled renders urban space an indeterminate ground unfolding through routines, temporalities and contestations in constant tension between settling and unsettling. Such contrasting experiences are contingent on how urban societies confront, undergo and overcome turbulence and difficulties in time and space. Contributions drawing on theoretical reflections and empirical accounts—from Argentina, Austria, Germany, Greece, Italy, the Netherlands, the UAE, the UK, the USA and Vietnam—give insights into plural occurrences of the unsettled, which might tie down or unleash transformative, liberatory and emancipatory potentials. This work aims to assess whether an uncalibrated agro-hydrological model using global input datasets for climate, soil and crop information can serve as a decision support tool for crop water management under data scarcity. This study employs the Cool Farm Tool Water (CFTW) at eight eddy covariance sites of the FLUXNET2015 dataset. CFTW is tested using global (CFTWglobal) and local (CFTWlocal) input datasets under current and alternative management scenarios. Results show that the use of global datasets for estimating daily evapotranspiration had little effect on the median Root Mean Square Error (RMSE) (CFTWglobal: 1.70 mm, CFTWlocal: 1.79 mm), while, however, the median model bias is much greater (CFTWglobal: - 18.6\%, CFTWlocal: - 4.3\%). Furthermore, the periods of water stress were little affected by the use of local or global data (median accuracy: 0.84), whereas the use of global data inputs led to a significant overestimation of irrigation water requirements (median difference: 110 mm). The model performance improves predominantly through the use of more representative local precipitation data, followed by local reference evapotranspiration and soil for some European growing seasons. We identify model outputs that can support decision-making when relying on global data, such as periods of water stress and the daily dynamics of water use. However, our findings also emphasize the difficulty of overcoming data scarcity in decision-making in agricultural water management. Furthermore, we provide recommendations for enhancing model performance and thus may increase the accessibility of reliable decision support tools in the future.}, subject = {Crop water use; Crop water requirement; Evapotranspiration; Irrigation; Cool farm tool; Wasserverbrauch der Kulturpflanzen; Wasserbedarf der Kulturpflanzen; Evapotranspiration; Bew{\"a}sserung; FAO56; Bew{\"a}sserungswirtschaft; Mathematisches Modell; Bew{\"a}sserung; Evapotranspiration; Wasserbedarf; Kulturpflanzen}, language = {en} } @misc{OPUS4-6746, title = {Amtliches Mitteilungsblatt der BTU Cottbus-Senftenberg, 2024,18 (1.07.2024)}, doi = {10.26127/BTUOpen-6746}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-67467}, year = {2024}, abstract = {Berichtigung: Vierte {\"A}nderungssatzung zur Allgemeinen Pr{\"u}fungs- und Studienordnung f{\"u}r Master-Studieng{\"a}nge (RahmenO-MA) Vierte {\"A}nderungssatzung zur Allgemeinen Pr{\"u}fungs- und Studienordnung f{\"u}r Master-Studieng{\"a}nge (RahmenO-MA) (Lesefassung nach Berichtigung)}, language = {de} } @misc{OPUS4-6745, title = {Amtliches Mitteilungsblatt der BTU Cottbus-Senftenberg, 2024,17 (01.07.2024)}, doi = {10.26127/BTUOpen-6745}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-67452}, year = {2024}, abstract = {Berichtigung: Vierte {\"A}nderungssatzung zur Allgemeinen Pr{\"u}fungs- und Studienordnung f{\"u}r Bachelor-Studieng{\"a}nge (RahmenO-BA) Vierte {\"A}nderungssatzung zur Allgemeinen Pr{\"u}fungs- und Studienordnung f{\"u}r Bachelor-Studieng{\"a}nge (RahmenO-BA) (Lesefassung nach Berichtigung)}, language = {de} } @misc{SeidelBoelkeSchederBieschinetal.2022, author = {Seidel, Anna and B{\"o}lke, Andrea and Scheder-Bieschin, Carlotta and Weidle, Franziska}, title = {L{\"o}sungen zu Magazin 1 - Dreiecke : alles zu den Themen rechtwinkliges und allgemeines Dreieck}, doi = {10.26127/BTUOpen-6103}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-61030}, year = {2022}, abstract = {Beim Magazin „L{\"o}sungen zu Magazin 1" zum Serious Game re:construction handelt es sich um das L{\"o}sungsheft zum Thema Dreiecke. However, the presence of threading dislocations in these layers remains a challenge, as they can affect device performance. Existing methods achieve threading dislocation densities (TDD) around 1 x 10⁵ cm⁻², but a further reduction is desired for industrial applications. A SiGe backside deposition technique originally intended to compensate for wafer bowing surprisingly improves the TDD. The underlying physics remained poorly understood until now. In this work it is shown, that the SiGe backside deposition leads to a parasitic SiGe layer at the edge of the wafer. Partial relaxation of this layer generates dislocations, which fundamentally change the relaxation mechanism of subsequently deposited SiGe layers on the front side. These preexisting dislocations glide from the edge to the center of the wafer, preventing the formation of dislocation bundles and pile-ups. As a result, the TDD decreases significantly for layers with low Ge content. Adjusting the growth conditions and dislocation glide kinetics optimizes early relaxation, achieving a TDD reduction to 4x10⁴ cm⁻² for 25\% Ge buffer layers. Additionally, a novel ring deposition technique provides controlled preexisting dislocations at the wafer's edge, offering better control over the dislocation reservoir than uncontrolled parasitic deposition. Although initial results show promising results, further optimization is needed due to localized mechanical damage during processing. In summary, this research provides insights into strained SiGe layer relaxation, dislocation physics, and their impact on the TDD. By understanding these mechanisms, an enhancement of established buffer approach can be achieved and novel strategies for further TDD reduction can be developed.}, subject = {Silicon; Germanium; Epitaxy; Dislocation; Wafer; Silizium; Epitaxie; Versetzungen; Wafer; Wafer; Silicium; Epitaxie; Versetzung }, language = {en} } @misc{OPUS4-6712, title = {Amtliches Mitteilungsblatt der BTU Cottbus-Senftenberg, 2024,16 (24.06.2024)}, doi = {10.26127/BTUOpen-6712}, url = {http://nbn-resolving.de/urn:nbn:de:kobv:co1-opus4-67128}, year = {2024}, abstract = {Ehrenordnung der Brandenburgischen Technischen Universit{\"a}t Cottbus-Senftenberg (Ehrenordnung) vom 23.
