TY - GEN A1 - Nowak, Torsten A1 - Merbold, Sebastian A1 - Egbers, Christoph A1 - Schacht, Ralph T1 - Novel Compact-Thermal-Model Approach to Estimate the Heat Spreading Effects of Flip-Chips on PCB regarding Laminar Flow Regimes T2 - 2019 25th International Workshop on Thermal Investigations of ICs and Systems (THERMINIC) N2 - Today, electronic and thermal engineers want to figure out, which location are the most compliant one, to ensure electronic function of the system and get a reliable thermal design. Numerical simulations can help to understand thermal paths and interactions between electronic parts nearby. However, there are often time consuming, to set-up all material parameters and fluid flow properties. The usage of Compact Thermal Models (CTM) are often used for power application and can provide first solutions to heat transfer via solid substrate, thermal spreading and solid to fluid interactions. Those CTM cannot fully replace a complex fluid mechanical analysis with a Computational Fluid Dynamics (CFD) software environment. Furthermore, CTM can take place in preliminary studies during the early design phase of electronic systems within the implementation of key parameters e.g. thermal conductivity of the substrate, fluid flow velocity, power losses and different dimensions of the system. This paper continuous the experimental and numerical study of to complete an approach for CTM based thermal equivalent resistor networks with consideration of dynamic heat spreading along the substrate and laminar convective fluid interactions on typical Printed Circuit Boards (PCB) with micro-electronic Flip-Chip (FC) assemblies KW - CTM, Flip Chip, Laminar Flow Regimes Y1 - 2019 SN - 978-1-7281-2078-2 SN - 978-1-7281-2079-9 U6 - https://doi.org/10.1109/THERMINIC.2019.8923434 SN - 2474-1523 SN - 2474-1515 PB - IEEE ER - TY - GEN A1 - Nowak, Torsten A1 - Merbold, Sebastian A1 - Egbers, Christoph A1 - Schacht, Ralph ED - Delgado, Antonio T1 - Experimentelle Studie mit numerischer Validierung von thermi-schen Kopplungs-Phänomenen mit in Flip-Chip-Technologie aufge-bauten Testchips auf Leiterplatten T2 - Experimentelle Strömungsmechanik : 27. Fachtagung 3.-5. However, many contemporary and former research on this topic has confirmed the drag reducing effect but very less is known regarding how blowing is effecting the Reynolds stresses at high Reynolds number. Therefore, effect of uniform blowing has been experimentally investigated using Stereo Particle Image Velocimetry (SPIV) measurements in a zero pressure gradient turbulent boundary layer (TBL). The data presented in this literature covers a large range of high Reynolds number flow e.g. Reθ = 7500∼19763 where Reynolds number is based on the momentum thickness. Upstream blowing was varied from 1%∼6% of free stream velocity and measurements were taken downstream after a short interval. Logarithmic and outer region of the TBL was given special attention in terms of investigating statistics and turbulence properties. In this study, the flow structures within the vortex tube were examined qualitatively. The examination considered both compressible and incompressible fluids, using pressurized air and water as working fluids. A parametric study was conducted, in which the fluid inlet pressure and the vortex tube length were varied. Three tubes, with the same diameter but differing lengths (100, 180, and 240 mm) were utilized. The flow inside the tube was investigated using a flow visualization technique, which was employed in a variety of configurations and setups contingent on the specific fluid conditions under examination. The visualization process required the use of aerosol injection in the case of air, and kalliroscope particles in the case of water investigation. The research enabled the visualization of the flow structure within the vortex tube, thereby significantly advancing the comprehension of the underlying physical processes. The findings of the experimental research demonstrated the existence of phenomena of considerable scientific value. The internal vortex and its spatial and temporal structure observed in the RHVT were consistent with literature data. This was achieved despite the so-far established consensus that this type of research is challenging and not entirely reliable. In the course of water-based investigation, the cavitation phenomenon was observed in the vicinity of the internal vortex. This discovery is likely to be the first of its kind and may contribute significantly to the advancement of research on the Ranque–Hilsch phenomenon.
