The conductivity was between 10−5 to 200 S/cm [1]. We prepared field effect transistors using this material. Ferroelectric P(VDF-TrFE) was used as gate insulator. The thickness of P(VDF-TrFE) varied from 120 nm to 1200 nm. Properties of P(VDF-TrFE) were investigated by current-voltage measurements of metal/ P(VDF-TrFE)/metal capacitors. We have found that at room temperature, the coercive field of P(VDF-TrFE) does not depend on the film thickness. At lower temperatures the coercive field increases proportionally to the reciprocal temperature. Remnant polarization is 9.5 µC/cm2. It slightly rises with decreasing temperature. Our recent results of field effect mobility, carrier concentration and threshold voltage are presented. [1] I. Lazareva, Y. Koval, M. Alam, S. Strömsdörfer, P. Müller, Appl. Phys. T1 - Resistive memory switching in perovskite-derivative single crystals T2 - Verhandlungen der Deutschen Physikalischen Gesellschaft, Reihe 6, Bd. 43 N2 - We investigated several layered perovskite derivatives of the family AnBnO3n+2, such as LaTiO3.41, CaNbO3.41 and SrNbO3.41, which can be considered as a stacking of blocks consisting of 5 perovskite layers. Electric transport across these layers takes place via intrinsic tunnelling. Mesa devices with a cross-sectional area of 50 to 200 µm2 and a height between 30 and 500 nm were fabricated by electron-beam lithography and ion-beam etching. Both dc I-V characteristics and pulsed current injection have shown switching between different resistive states in these materials. The resistive states have long-term stability, which makes them interesting for memory applications. The transport experiments suggest that switching and resistive memory are controlled by trapping and release of charge carriers. Furthermore, photoelectron and NEXAFS spectroscopy of cleaved LaTiO3.41 surfaces have been performed. The results are compared to recent correlated band theory (LDA+U) calculations. The analysis provides guidance to the ongoing discussion on favourable pathways for heating buildings and the role of secondary energy carriers such as hydrogen or synthetic fuels. In total, 12 different scenarios were modelled with decarbonisation pathways until 2050, which cover all 27 member states of the European Union. Two highly detailed optimisation models were combined to cover the building stock and the upstream energy supply sector. The analysis shows that decarbonisation pathways for space and water heating based on large shares of heat pumps have at least 11% lower system costs in 2050 than pathways with large shares of hydrogen or synthetic fuels. This translates into system cost savings of around €70 bn. Heat pumps are cost-efficient in decentralised systems and in centralised district heating systems. Hence, heat pumps should be the favoured option to achieve a cost-optimal solution for heating buildings. Accordingly, the paper makes a novel and significant contribution to understanding suitable and cost-efficient decarbonisation pathways for space and hot water heating via electrification. The results of the paper can provide robust guidance for policymakers.
